Ceramic heater for semiconductor electrostatic chucks refers to a heating device installed at the bottom of the electrostatic chuck or integrated inside it, which is used to uniformly heat the wafer on the chuck to ensure that the required temperature conditions are maintained during the processing, thereby improving the process quality and production efficiency.The basic structure of the ceramic heater includes a ceramic base that carries the wafer, a cylindrical support that supports it on the back, and a heating resistor element and a radio frequency electrode set inside or on the surface of the ceramic base. In order to achieve rapid heating and cooling, the thickness of the ceramic base needs to be as thin as possible, but too thin will lead to a decrease in rigidity, so it is necessary to reduce the thickness as much as possible while ensuring rigidity.Thin film deposition equipment usually uses ceramic materials based on aluminum nitride (AlN) because it involves high temperature environments. The reason why aluminum nitride (AlN) ceramic heaters are favored in semiconductor manufacturing is mainly due to their unique physical and chemical properties. Aluminum nitride not only has high thermal conductivity and can achieve rapid heating and cooling in a short time, but also has good electrical insulation and mechanical strength, ensuring the stability and reliability of the heater.
